SiLENSe Version 2026.1 & Version 2026.1 Laser Edition has been released. Most important updates are listed below.
- In spectrum computations, the k·p model is used also for computation of density of states for 2D motion of electrons and holes along the QW plane. The total spectrum is similar to that in version 2024.1, but the relation between the TE and TM emission and, therefore, the degree of polarization is improved. Also a table with hole effective masses is added for convenience.
- Series laser computations for SpeCLED and SpeCLED3D are added. Briefly, wavelength is the peak gain wavelength (as in laser characteristics table) and IQE is adjusted to provide correct heat generation in a laser diode in SpeCLED with LEE = 1.
- Existence of both donors and acceptors in tunnel junctions is supported. Now software determines the direction of the tunnel junction by comparing donor and acceptor concentration at the first and last layers of the tunnel junction. Software assumes that at one end of the tunnel junction concentration of donors is higher than that of acceptors, while at the opposite end concentration of acceptors is higher.
- AlN energy gap at 0 K is reduced from 6.254 eV to 6.04 eV to keep consistency with the old value for AlN bandgap. It also provides more realistic emission wavelength for AlGaN-based deep-UV structures.
